Why was Ben Wade's gang shooting at him?
At the end of the movie, why was Ben Wade's gang shooting at him when I thought their objective was to rescue him from captivity?

They were pretty good marksmen and were also shooting for suppression to keep them in one area.
I think it's pretty clear that without Wade limiting their ability to hit Dan, Dan wouldn't have gotten ten yards.

Were weapons that accurate back then such that you could shoot at guys who are less than 10 feet apart when you are 20 yards away without hitting the wrong guy?
I would've guessed lazy writing where they needed a shootout to make the plot more exciting and this is the best they could come up with.
Also why did Ben willingly run away with Dan instead of just trying to lose him? At that point when the shootout began, had he already changed sides?

His gang were ex-military who served in the civil war. Every one of them was probably a crack shot with a pistol. Charlie's coat is a part of a military uniform.
The revolvers were accurate enough. But as always it's just a film, and the shooting was added to increase tension and drama.
